Title:	矽基深蝕刻之參數探討

Abstract:	本研究的重點是在於ICP-RIE(InductiveCoupled-Plasma Reactive-Ion-Etching)系統中找出最佳參數，主要調變參數為電源功率及SF6氣體壓力。在可接受的蝕刻結果條件下，已知電源功率的參數下我們估量SF6氣體壓力，所得到的結果是可接受的。我們選擇田口實驗來找出其最佳蝕刻參數以達到最好的蝕刻品質。在已知的電源功率和SF6氣體壓力製程條件下，評估基板溫度、偏壓、氣體循環時間及C4F8流量速率四個參數，達到可接受微蝕刻結果。
